EliteSiC MOSFET families include the M1, M2 and M3 products, which have been optimized for various applications. From the M1 family balancing between switching losses and conduction losses to the M2 and M3 families with lowest RDS(ON) for low-speed applications, and 15V-18V gate drive for fast switching applications, onsemi SiC FET portfolio is impressive. Packaging spans from TO-247 3L and 4L, plus D2-PAK-7L, TOLL and BPAK (top cool SMD pkg).
With increased thermal performance and greater power density, onsemi SiC Modules are offered in 900V and 1200V solutions, integrating SiC FETs and Diodes in various configurations. Modules are offered in differentiated transfer molded and gel filled packages.
