Littelfuse GenX4™ Trench IGBT Power Switches

Low-loss IGBTs improve efficiency of high-voltage power systems

The Littelfuse GenX4™ fourth-generation trench IGBT power switches are easy to drive and offer low conduction losses in high-voltage and hard-switching power-conversion applications.

Benefiting from the use of XPT™ thin-wafer technology, the GenX4 IGBTs also feature low thermal resistance, and are able to carry high collector and inrush currents. A positive temperature coefficient of collector-to-emitter voltage enables designers to use multiple devices in parallel.

The Littelfuse GenX4 series of IGBTs includes the 1,200V IXYK110N120A4 in a TO-264 package. This device is rated for a maximum collector current of 140A at a temperature of 110°C. Collector-emitter saturation voltage is just 1.8V.

This IGBT is also available in a SOT-227 package with the part number IXYN110N120A4, and in a through-hole PLUS247 package with the part number IXYX110N120A4.
